With a focus on the silica particle-filled thermosetting polymers that are widely used in electronic packaging, an extensive study on the effect of the curing process parameters and geometrical constraint conditions on the cure-induced residual stresses and cure-induced damage has been conducted. Experimental investigation was performed on the fatigue damage and the mechanism under thermo-mechanical cycling loading. A thermo-viscoelastic constitutive model based on time-temperature and time-conversion (or glass transition temperature) correspondence principle is proposed to describe the viscoelastic behavior of the thermosetting polymers during the curing process and the thermal cycling of service conditions. A combinational approach of DMA and DSC is used to characterize the related parameters. For the first time, the concept of damage glassy modulus and damage rubbery modulus was proposed. The damage parameters based on the two damage moduli are introduced in the undamaged constitutive relation to describe the macro damage behavior and the damage model has been implemented in a general finite element code. The Gurson-Tvergaard model is applied to homogenize the materials with micro-voids and to describe the relationship between the material deformation and damage process and the micro-damage parameters.
