The 〓 jor results are as following: The room temperature deposited Al reacts with the substrate, the product is AlAs, about 15% of the surface Ga are displaced by Al. The displaced Ga atoms segregate on the surface of the deposited Al film. 30 minute annealing at 450℃ make all the deposited Al react to substrate, the reaction product is AlGaAs alloy. At the initial stage of deposition, Al layer is disordered. As the deposition increasing, the surface structure of Al layer become facet and then ordered. The ordered Al surface exhibits the same structure as that of Al (100)-(1×1), with [001] orientation parallel to [011] direction of GaAs surface. HREELS measured interband transition is successfully used to distinguish AlGaAs from AlAs. To our knowledge, this is the first time of using HREELS in product judgement. In the study of Ⅲ-Ⅴ compound material, it is usually difficult to distinguish ternary from binary by photoemission measured core level shift, we find HREELS is an effective complementation.
